Transparent p-n Heterojunction Thin Film Diodes
Transparent p-n heterojunction diodes are fabricated using p-type CuYO2:Ca and n-type ZnO:Al thin films on a glass substrate coated with indium-tin oxide (ITO). The contact between the n-ZnO:Al / p-CuYO2:Ca heterojunction is found to be rectifying, while the ITO / ZnO:Al contact is ohmic. The typical ratio of forward to reverse current is 15 in the range -3 to 3V. The diode current-voltage char...
متن کاملZnO p–n Homojunction Random Laser Diode Based on Nitrogen-Doped p-type Nanowires
An electrically pumped ZnO homojunction random laser diode based on nitrogen-doped p-type ZnO nanowires is reported. Nitrogen-doped ZnO nanowires are grown on a ZnO thin fi lm on a silicon substrate by chemical vapor deposition without using any metal catalyst. The p-type behavior is studied by output characteristics and transfer characteristic of the nanowire back-gated fi eld-effect transisto...
متن کاملElectrical characterization of transparent p – i – n heterojunction diodes
Transparent p – i – n heterojunction diodes are fabricated using heavily doped, p-type CuYO2 and semi-insulating i-ZnO thin films deposited onto a glass substrate coated with n-type indium tin oxide. Rectification is observed, with a ratio of forward-to-reverse current as high as 60 in the range 24–4 V. The forward-bias current–voltage characteristics are dominated by the flow of space-charge-l...
متن کاملPost fabrication annealing effects on electrical and optical characteristics of n-ZnO nanorods/p-Si heterojunction diodes
Annealing effects on optical and electrical properties of n-ZnO/p-Si heterojunction diodes are studied. ZnO nanorods are grown on p-Si substrate by aquous chemical growth technique. As grown samples were annealed at 400 and 600 o C in air, oxygen and nitrogen ambient. Structural, optical and electrical characteristics are studied by Scanning Electron Microscopy (SEM), Photoluminescence (PL), Cu...
